本研究將分為QLED及Micro LED兩個部分,分別透過微共振腔效應優化QLED之光學效率以及不同的出光模式和結構模擬Micro LED之出光效率。其中,QLED採用DMD多層膜結構、IZO結構、Ag結構三種微共振腔結構來進行穿透率及視角之比較,以及優化Yb:MoO3結構之光學效率;Micro LED則是採用加入GaN三角結構與未加入結構之Micro LED,以及CW和Pulse兩種出光模式進行研究。QLED方面,本研究透過摻雜Yb元素在MoO3/Ag/MoO3之DMD多層膜結構、IZO結構及Ag結構分別作為綠色上發光結構QLED之陰極透明電極。在Yb:MoO3方面,Yb的摻雜比例分別為0

,0.2,0.6及1。此外,在模擬軟體中也運用Linear、Bruggeman、Maxwell-Garnett三種計算方式分別計算模擬結果。在IZO結構方面,透過厚度160nm及厚度185nm之IZO結構進行模擬,Ag結構方面,則是透過厚度20nm及厚度30nm之Ag結構進行模擬。研究結果顯示,Yb:MoO3結構在400-700nm之可見光波段,可達到最大穿透率75.6%以及平均穿透率68.3%;此外,也得到了38.1 cd/A之高電流效率及9.6%之高外部量子效率。Micro LED方面,本研究透過CW及Pulse兩種光源分別在加入GaN三角結構與未加入結構之Micro LED上進行研究,探

討其出光效率。研究結果顯示,加入GaN三角結構的Micro LED擁有最高之出光效率約16%,未加入三角結構之GaN Micro LED可得9.6%,提升67.8%之出光效率。

白光二極體在這幾年技術發展迅速,且應用也越來越普及,這幾年量子點電視、Mini LED、Mirco LED,甚至是感測應用,UV殺菌等,都是非常熱門的主題,而量子點螢光材料也是近幾年非常新興的議題,應用在高顯色的顯示器上,或是太陽能電池上,或是生物感測上都有不少人在研究,本篇論文即結合白光二極體與量子點螢光粉兩者的優勢,製作出高顯色且高效率的白光LED。本研究主要分兩個部分,第一個部分,我們提出了一種固液混合的鈣鈦礦量子點白光LED,並與純固態或純液態的白光LED做比較,我們發現這種固液態混合的結構可有效的提升元件效能,其達成了51lm/W的效率以及NTSC 122%/Rec 2020 91

%的水準;接著我們改良此元件,將原本的量子點紅粉換成KSF螢光粉並改善一些封裝設計,其元件效能提升至85lm/W,色彩表現度也維持在相同的水準。在第二部分當中,我們利用一種新型的結構,鈣鈦礦量子紙去取代綠色的部分,紅色的部分維持使用KSF螢光粉,利用鈣鈦礦量子紙優異的特性,我們的元件效能達到了124lm/W,且NTSC達到了122%與Rec 2020達到了92%的水準,超過100lm/W的效率應用在背光元件上以可達到商用的水準,若後續能再改善信賴性或是將這些研究應用在Micro LED產品中,相信會對未來的LED產業或是顯示器產業非常有幫助。
